I personally vote for the increased RAM option. It'll make the device a bit more future-proof and will make it play nicer with other phone OSes (eg. Replicant as listed above).

We always have the option of re-coding the bootloader and flashing it to the GTA05. We can't (easily) replace the RAM chips on finished devices. Far better in my opinion to make the hardware changes now and then be able to work later on a device whose specs are settled.
